Arjmand, E. and Agyakwa, P.A. and Johnson, C.M. (2014) Reliability of thick Al wire: a study of the effects of wire bonding parameters on thermal cycling degradation

چکیده
The effect of bonding parameters on the reliability of thick Al wire bond is investigated. Samples were prepared with 25 different designs with 5 different bonding parameters such as time, ultrasonic power, beginforce, end-force and touch-down steps (pre-compression) with 5 levels. The bond signals of ultrasonic generator were collected during bonding in order to obtain prior quality information of bonded wires. 3D x-ray tomography was then used to evaluate bond quality during passive thermal cycling between -55 °C and 125 °C. Tomography datasets were obtained from the as-bonded condition and during cycling. The results clearly show ultrasonic power, appropriate levels of begin-force and touch-down steps are all important for achieving a well attached and reliable bond. Analysis of the virtual cross-sections indicates a good correlation between the bond signal (i.e. the initial bond quality) and wire bond damage/ degradation rate. An improved understanding of the wire bonding process was achieved by observing the effect of the complex interaction of bonding parameters on the ultrasonic generator signals and degradation rate under thermal cycling.

Open-Hole Size and Thermal Cycling Effects on Mass Loss and Surface Degradation of Polymer Matrix Composites
Degradation is a common problem for polymer matrix composites (PMCs) under low thermal cycling conditions. This paper investigates the effects of low thermal cycling on total mass loss (TML) and surface degradation of PMCs. Unnotched and open-hole specimens were weighed before and after low thermal cycling. The total mass loss and surface degradation of the specimens were studied over 250 cycle...

The Effect of Ultrasonic Frequency on Gold Wire Bondability and Reliability
This paper presents a systematic study on the effect of 120 KHz ultrasonic frequency on the bondability and reliabili ty of fine pitch gold wire bonding to pads over an organic sub strate with gold metallizations. The study was carried out on a thermosonic ball bonder that is allowed to easily switch between ultrasonic frequencies of 60 KHz and 120 KHz by changing the ultrasonic transducer a...
متن کاملSurface Degradation of Polymer Matrix Composites Under Different Low Thermal Cycling Conditions
The principal effects of mass degradation on polymer matrix composites (PMCs) are the decay of mechanical properties such as strength, elongation, and resilience. This degradation is a common problem of the PMCs under thermal cycling conditions. In this article, composite degradation was investigated by measurement of total mass loss (TML) using the Taguchi approach. Thermal cycling tests were ...
متن کاملImproving the power cycling performance of the emitter contact of IGBT modules: Implementation and evaluation of stitch bond layouts
The emitter (front metallization) of IGBTs is contacted by wire bonding. In this study, the influence of the wirebond layout on the power cycling performance of IGBT modules is investigated. Stitch bonding is implemented to modify the wirebond layout of the emitter contact. The different layouts are subjected to power cycling tests. For a better understanding of the experimental results, electr...
